EMX - EM simulation for large CMOS chip

Hi everyone,

I'm currently working on my thesis, which involves a beamformer system using CMOS 65nm technology. I'm trying to use the EMX tool for EM simulation but have encountered a few problems. Before diving into my questions about EMX, let me briefly explain how I conduct EM simulations with other software (ADS).

In ADS, I use the EM simulator with the Momentum microwave engine. However, my EM layout is quite large, and the mesh generated is extremely detailed, making it difficult to simulate the entire system. As a workaround, I divide the system into smaller parts and simulate each one individually. I've attached a snapshot of my setup, which includes an amplifier and a 1-to-2 Wilkinson power divider. I've separated these circuits and placed pins to facilitate EM simulations for each. I also placed ground pins at the boundaries of each circuit to connect them to the ground plane.

Now, moving on to EMX (version 6.3). For a maximum frequency of 31 GHz, I set the edge mesh = thickness = 0.4 µm (approximately the skin depth). However, when I simulate the circuit (amplifier + divider), the mesh on the ground plane becomes very dense, which makes running the simulation impossible due to excessive memory requirements. I reverted to my ADS approach and divided the circuit into two parts, placing ports to connect them. Unfortunately, EMX doesn't allow me to place multiple edge ports on the same edge for the ground plane, which has left me confused. Here are a couple of questions I have:

  1. Is breaking the circuit into smaller parts a valid approach? Given the large ground plane, the mesh size for the ground is significant, making simulations challenging. Are there any methods to manage this issue?

  2. Regarding the ground pins, why can't I place multiple edge ports to connect the ground planes of both circuits as I did in ADS? If this approach is incorrect, could you suggest alternative methods for simulating individual circuits and connecting them to estimate system performance?

Physics-based reliability model for large-scale CMOS circuit design

This disclosure relates generally to systems and methods for simulating physical active semiconductor components using in silico active semiconductor components. To simulate charge degradation effect(s) in a circuit simulation, a simulated defect signal level is produced. More specifically, the simulated defect signal level simulates at least one charge degradation effect in the in silico active semiconductor component as a function of simulation time and a simulated input signal level of a simulated input signal. As such, the charge degradation effect(s) are simulated externally with respect to the in silico active semiconductor component. In this manner, the in silico active semiconductor component does not need to be reprogrammed in order to simulate charge degradation effects.

Method and system for three-dimensional layout design of integrated circuit elements in stacked CMOS

A method includes providing a design of a semiconductor device such as a stacked CMOS device comprising a plurality of circuit elements to be assigned into a layout of a plurality of tiers, and identifying at least one first type of circuit element within the plurality of circuit elements based on at least one predetermined criterion. Each respective one of the at least one first type of circuit element is to be assigned to a respective designated one of the plurality of tiers. The method further includes dividing the remainder of the plurality of circuit elements into at least two groups of circuit elements based on circuit density, and assigning the at least one first type of circuit element and the at least two groups of circuit elements to respectively different ones of the plurality of tiers of the semiconductor device.

DRC format for stacked CMOS design

The present disclosure relates a method of performing a design rule checking (DRC) procedure on a multi-tiered integrated chip. In some embodiments, the method is performed by defining layer databases for a plurality of tiers within a multi-tiered integrated chip. The layer databases respectively identify design layers within an associated tier. A DRC (design rule checking) deck is then generated, which defines one or more individual design layer definitions as a function of a plurality of layer databases, so that the one or more individual design layer definitions are defined for a plurality of tiers. One or more design rules for the one or more individual design layer definitions are defined within the DRC deck. Since the individual design layer definitions are defined as functions of the plurality of layer databases, the design rules apply to the plurality of tiers.

High voltage rectifier and voltage doubler using low voltage CMOS process transistors

A high voltage full wave rectifier and doubler circuit having complementary serially connected low voltage MOSFET stacks to provide high voltage capability. The state of the MOSFETs in the MOSFET stacks is controlled by means of resistors coupled between the circuit's outputs and a time varying input signal. The resistance values of the resistors are selected to maintain operation of the stacked MOSFETs below their breakdown voltages.

COMPACT CMOS ANTI-FUSE MEMORY CELL

A compact CMOS anti-fuse memory cell. In one aspect, an apparatus includes an N− well and an anti-fuse cell formed on the N− well. The anti-fuse cell includes a lightly doped drain (LDD) region deposited in the N− well, an oxide layer deposited on the N− well and having an overlapping region that overlaps the LDD region, and a control gate deposited on the oxide layer, wherein a bit of the anti-fuse cell is programmed when a voltage difference between the control gate and the LDD region exceeds a voltage threshold of the oxide layer and forms a leakage path from the control gate to the LDD region, and wherein the leakage path is confined to occur in the overlapping region.

PACKAGING OPTOELECTRONIC COMPONENTS AND CMOS CIRCUITRY USING SILICON-ON-INSULATOR SUBSTRATES FOR PHOTONICS APPLICATIONS

Package structures and methods are provided to integrate optoelectronic and CMOS devices using SOI semiconductor substrates for photonics applications. For example, a package structure includes an integrated circuit (IC) chip, and an optoelectronics device and interposer mounted to the IC chip. The IC chip includes a SOI substrate having a buried oxide layer, an active silicon layer disposed adjacent to the buried oxide layer, and a BEOL structure formed over the active silicon layer. An optical waveguide structure is patterned from the active silicon layer of the IC chip. The optoelectronics device is mounted on the buried oxide layer in alignment with a portion of the optical waveguide structure to enable direct or adiabatic coupling between the optoelectronics device and the optical waveguide structure. The interposer is bonded to the BEOL structure, and includes at least one substrate having conductive vias and wiring to provide electrical connections to the BEOL structure.

Neonatal ECMO Study of Temperature (NEST): A Randomized Controlled Trial

Although providing improved survival for infants with very severe cardiorespiratory problems, the use of neonatal extracorporeal membrane oxygenation has high rates of disability in survivors. Mild hypothermia has been shown to limit brain injury in a range of patient groups, including newborns.

Infants who received extracorporeal membrane oxygenation and mild hypothermia did not show an improved neurodevelopmental outcome, and nonsignificant trends in the data suggested a small adverse effect.
